For me it's Therava. She's just so utterly pitiless. And unlike pretty much every other BA or Forsaken or Seanchan antagonist, there's no arrogance to her; she really is as hard and cruel and clever as she thinks she is.
Given RJs overall penchant for making his villains cartoon like I'd say none of them are remotely scary. However, in concept there are several that should scare the piss out of all of us!
1. Ishamael, crazy fanatical minion of evil with flaming eyes and mouth who invades your dreams to tempt you to the dark side, or maybe just kill you... should be terrifying
2. Fain, amoral soulless creature twisted by multiple evils, attuned to chase you until one of you is dead ... again, should be the stuff of nightmares
3. Graendal, power hungry monster-slut who will take away your free-will, make you a piece of furniture and kill your kids as an after thought... yipes
4. Lanfear, psycho-stalker bitch who enters your dreams ala Freddy Krueger?
5. Semirhage ... do I really need to explain why "Lady Pain" should make you wake in a cold sweat?
